Szilárdtestreakciók nanoskálán

Absztrakt

Bevezetés A szilárdtestreakciók láthatatlanul vesznek körbe minket minden nap, akár a mechanikai berendezések felületkezelésére (nitridálás), akár a legmodernebb mobilkommunikációs eszközökben található nanométeres kontaktusokra gon- dolunk. Az atomi feloldású anyagvizsgálati módszerek széles körben való elterjedésével ugrásszerűen nőtt a nanorészecskék, nanorétegek vizsgálatára irányuló kutatások száma, mely a nanorészecskék széles skálájú ipari fel- használását tette lehetővé. A nanorészecskéket tartalmazó anyagok ipari és orvosi alkalmazása ma már igen szerteágazó. Dolgozatomban a nanoská- lán lezajló szilárdtestreakciókra (kontakt anyagokban lezajló diffúziós kine- tikára, illetve nanofélgömbökben lejátszódó Kirkendall-effektusra) irányuló vizsgálatokat végeztem. Célkitűzések Co/a-Si bi- illetve multirétegeken, valamint Co/CoSi/a-Si trirétegeken vé- geztem négy pontos ellenállásméréseket (4WR), melyeknek célja az volt, hogy meghatározzam a Co és a Si között keletkező intermetallid határfelü- leteinek elmozdulását, a folyamat elejére jellemző diffúziós kinetikát. Az el- lenállásméréseket kiegészítendő további vizsgálatok történtek transzmissziós elektronmikroszkóppal (TEM), valamint röntgendiffrakcióval (XRD), ez utób- bi azonban a dolgozatomban nem kerül részletezésre. A gyakorlati alkalmazások mellett az alapkutatás részeként is fontos- nak tartottam a zárt (gömbi) geometriában, nanoskálán lezajló Kirkendall- effektus kísérleti vizsgálatát. Kutatásaim megkezdése előtt nanoméretű gömb- héjakat hoztak ugyan létre, de csak olyan körülmények között, amikor tiszta fémgömbökből kiindulva, szilárdtestreakció hatására valamilyen szulfid 1 vagy oxid 2 vegyület keletkezett, ami a nanoszerkezet héját alkotta. Mivel az iro- dalomban több elméleti számítás is utalt arra, hogy ilyen nano-gömbhéjakat kétalkotós rendszerben ún. „tiszta” Kirkendall-effektussal is létre lehet hozni, elsődleges célom volt, hogy olyan rendszerben is megvizsgáljam az effektust, melyben az alkotóelemek ideális szilárdoldatot alkotnak egymással, tehát a 1 Y. Phys., 101 p074303 (2007).2 keletkezett (gömb) héj nem kémiai reakciótermék. Ennek a kritériumnak éppen megfelel az Ag/Au illetve az Ag/Pd rendszer. Habár a szimulációk és elméleti modellek egyértelműen utaltak rá, hogy a keletkezési hőmérsékelten termodinamikailag nem lehet stabil a keletkezett gömbhéj vagy nanocső, az Ag/Au valamint az Ag/Pd rendszereken folyta- tott vizsgálataim előtt senkinek sem sikerült megfigyelnie az üregek zsugo- rodását vagy eltűnését a keletkezési hőmérsékleten, ehhez minden esetben magasabb hőmérsékletre 3 volt szükség! Célom volt tehát, hogy az álta- lam vizsgált rendszerekben kimutassam üregek keletkezését és zsugorodását ugyanazon a hőmérsékleten, továbbá, hogy igazoljam vagy cáfoljam azokat az elméleti modelleket, melyek az üregek növekedésének és zsugorodásának kinetikáját írják le, azaz, hogy a növekedést a gyorsabb komponens domi- nálja (Darken-limit), míg a zsugorodási szakaszt a lassabb komponens uralja (Nernst-Planck-limit). Vizsgálati módszerek Négypontos ellenállásmérés segítségével mértem diffúziós kinetikát Co/a-Si valamint Co/CoSi/a-Si bi-, tri- és multirétegekben. A mintákat 235 és 238℃-on vákuumban, 210, 220, 230℃-on olajfürdőben hőkezeltem, az el- lenállásmérés in-situ történt. A határfelületek szerkezetének és a CoSi fázis összetételének ellenőrzésére az ellenállásmérés mellett TEM vizsgálatokra is sor került keresztvékonyított mintákon. Mivel 1/R0 − 1/R 1/R0 arányos a növekvő fázis vastagságával, és x ∼ K · t k , így az 1/R0 − 1/R 1/R0 ∼ K · t k arányosság lo- garitmusát ábrázolva, a mérési pontokra illesztett egyenes meredekségeként meghatároztam a kinetikus exponens értékét. Az Ag/Au mintákat 450 és 470℃-on hőkezeltem formálógázban 10, 20, 30, 60, és 180 percig. Ezt TEM vizsgálat követte, ahol a speciális mintapre- parációs technika miatt a félgömbök az eredetileg a szubsztráttal érintkező felületükön keresztül kerültek átvilágításra. A TEM felvételeket digitálisan dolgoztam fel, az üregméretek időbeli változásának nyomonkövetéséhez meg- mértem az üregek (a) és félgömbök területét (A), majd ábrázoltam a a/A hányadosokat az idő függvényében. Nakajima, ISBN 970-953-307-318-7 (2011).3 tartalmazó félgömb mérete közötti kapcsolatot is. Az Ag/Pd mintákat 430, 450 és 470℃-on hőkezeltem formálógázban 10, 20, 30, 60, 120 és 180 percig. Ezt ismét TEM vizsgálat követte, a TEM felvételek digitális feldolgozása, és az eredmények kiértékelése ugyanúgy tör- tént, mint az Ag/Au rendszer esetében. Ebben a rendszerben is vizsgáltam az üregek méretének időbeli változását, az üregsugár és az üreget tartalmazó félgömb sugara közötti kapcsolatot, valamint az üregsugár és a félgömb Ag koncentrációja közötti összefüggést. Új tudományos eredmények

  1. A TEM felvételek és a 4 pontos ellenállásmérés alapján megállapítot- tam, hogy a diffúzió során a kezdeti réteges szerkezet megmaradt, a CoSi többnyire a Co réteg rovására növekedett. A kinetikus exponens értékek, minden általam elvégzett kísérletben 0,8 és 1 közé estek, tehát közelebb álltak a lineáris kinetikát jelentő 1-hez, és világosan különböz- tek a Fick-i parabolikus kinetikát jelentő 0,5-től. Az általam vizsgált rendszerekben az új fázis keletkezésének és növekedésének elején line- áris diffúziós kinetikát figyeltem meg [P1, PR1].
  2. Az Ag/Au és Ag/Pd rendszerekben a két komponens között mobilitás- beli különbség van, ami zárt geometriában, ha a gyorsabb elem alkotja a magot, lehetővé teszi a Kirkendall-porozitások (üregek) kialakulását. Az Ag/Au rendszerre vonatkozó új tudományos eredményeim [P2, P3]: A) Az Ag/Au rendszerben mindkét hőmérsékleten keletkeztek üre- gek, amelyek kezdetben nőttek, majd mikor elérték maximális méretüket (20-30 perc), az üregek mérete csökkenni kezdett, sőt, 470℃-on a leghosszabb hőkezelési időnél az üregek teljesen el is tűntek. Kísérleteim során elsőként sikerült megfigyelnem üregek keletkezését, valamint zsugorodását olyan rendszerben, ahol a ke- letkezett félgömbhéjat nem kémiai reakciótermék alkotja, hanem ideális szilárdoldat, így megállapítottam, hogy az üregek az ún. „tiszta” Kirkendall-effektussal keletkeztek. B) A a/A(t) függvények alakja megegyezett az elméleti számolások- ból kapott görbe alakjával, egyértelmű maximummal rendelkez- tek, mely maximumok körülbelül ugyanoda estek. A görbéken4 egyértelműen el tudtam különíteni egy rövid ún. növekedési és egy hosszabb ún. zsugorodási szakaszt. Ezáltal szintén elsőként mutattam meg kísérleteimben, hogy az elméleti számolásokkal megegyezően, az üregek ugyanazon a hőmérsékleten zsugorod- nak, amelyen keletkeztek. Ezt az intrinsic diffúziós együtthatók viszonylag kis eltérésével értelmeztem.
  3. Az Ag/Pd rendszerre vonatkozó új tudományos eredményeim [P4]: A) Az Ag/Pd félgömbi rendszerben is keletkeztek és összezsugorod- tak az üregek mindhárom mérési hőmérsékleten. A a/A(t) függ- vénynek csakúgy, mint a területértékekből számított Rp/Re(t) függvényeknek (ahol Rp az üreg területből számított effektív su- gara, Re pedig az üreget tartalmazó félgömb külső, effektív su- gara), is jól meghatározott maximuma volt, melyhez hozzáren- delhető a tcr „crossover time” fogalma. Megfigyeltem, hogy az a/A(t) és az Rp/Re(t) görbék hasonlóak voltak az elméleti szá- mítások során kapott görbékhez. Ebben a rendszerben azonban a különböző hőmérsékletekhez tartozó görbék maximumai, nem estek egybe, a hőmérséklet csökkenésével az az időskálán jobbra (hosszabb idő felé) tolódtak. Az átmeneti idő – definíciójából adódóan – megbecsülhető az üregek zsugorodási illetve a növeke- dési idejének hányadosaként tcr ∼ tshr tg ∼ DA DB · Re, (1) tehát ha Re állandó, akkor tcr csak a DA/DB hányadostól függ. Mivel az Ag/Pd rendszerben DA ≫ DB, ebből következik, hogy QB > QA, azaz tcr exponenciális kapcsolatban áll az 1/T-vel tcr ∼ exp [(QB − QA)/(kT )], (2) tehát a hőmérséklet emelkedésével tcr értékének csökkennie kell. Ez magyarázza az általam megfigyelt maximum eltolódást, to- vábbá megerősíti azt az elméleti eredményt, mely szerint a növe- kedést a gyorsabb, míg a zsugorodást a lassabb diffúziós kompo- nens kontrollálja.5 B) Megállapítottam, hogy a kialakuló üregek sugara, Rp (és területe, a) mind az Ag/Au, mind az Ag/Pd rendszerben lineárisan függ a kezdeti félgömb sugarától R0 (és területétől, A), továbbá ezen lineáris függvények meredeksége a hőmérséklet emelkedésével nő. C) A két különböző átlagos koncentrációjú sorozattal 470℃-on foly- tatott mérések alapján megállapítottam, hogy az Rp(R0) (vala- mint az a(A)) lineáris függvény, meredeksége függ a magot al- kotó elem koncentrációjától (cAg), a koncentráció növekedésével az egyenes meredeksége is nő. Ez összhangban van az elméleti számítások eredményeivel.6

Introduction The solid state reactions are all around us in our everyday life, we can think about the surface treated mechanical equipments (nitridation) or the newest mobile communication systems that contain nanosized metallic con- tacts. The improvement of the atomic resolution investigation methods have increased the number of research topics on the nanoscale science, which re- sulted in large scale industrial applications of the nanomaterials. The nano- materials are well used in the industry and also in the medical science. In my PhD thesis I have investigated solid state reactions on nanoscale (diffu- sion kinetics in contact materials and the Kirkendall- porosity formation in nanosized hemispheres). Objectives I have performed 4 wire electrical resistance (4WR) measurements on Co/a- Si bi- and multilayer and on Co/CoSi/a-Si trilayer systems to determine the shift of the interfaces of the CoSi phase and to measure the diffusion kinetics in the beginning of the process. TEM analysis and later XRD measurements were also performed, however the XRD measurements are not detailed in my thesis. The void formation through Kirkendall effect in closed (spherical) geometry is important as industrial and medical application and it is also important as part of the basic science. Before I started my research work, nano-sized spherical shells have been produced already, however those shells have been formed of sulphide 1 or oxide 2 from pure metal spheres due to solid state re- action. Since the theoretical calculations suggested that nanoshells could be produced in a two component system due to the so called „pure” Kirkendall- effect, my main goal was to investigate the void formation in a system where the components form ideal solid solution with each other, so that the shells are not chemical products. Phys., 101 p074303 (2007).7 ady that the nanoshells and nanotubes thermodynamically can not be stable in time at their formation temperature, before my experiments in Ag/Au and Ag/Pd systems, one could not find an experimental work in the literature, where they observed shrinkage of the voids at the formation temperature. The voids only shrank at higher temperature 3 ! My goal was to show that the voids can grow and shrink at the same temperature, furthermore to prove or confute the modells that describe the growth and shinkage kinetics of the pores, i. e. the growth is controlled by the faster component (Darken-limit), while the shrinkage is controlled by the slower component (Nernst–Planck limit). Methods of analysis The diffusion kinetics in Co/a-Si and Co/CoSi/a-Si bi-, tri- and multilayer systems were followed by 4 wire electrical resistance technique. The resis- tance have been measured in-situ during isothermal heat treatment at 235 and 238℃ in vacuum and at 210, 220 and 230℃ in oil bath. A TEM and EDX analysis had been performed on cross sectional samples to study the structure of the boundaries and the composition of the formed intermetallid CoSi layer. Since 1/R0 − 1/R 1/R0 is proportional to the thickness of the new phase and x ∼ K · t k , then 1/R0 − 1/R 1/R0 ∼ K · t k . The logarithm of this proportiona- lity was plotted, I have defined the kinetic exponent (k) as the slope of this straight line. Heat treatments were performed on Ag/Au samples at 450 and 470℃ in reducing gas for 10, 20, 30, 60 and 180 minutes. It was followed by TEM investigation due to special sample preparation technique: the hemispheres were seen trough their bottom initially faced the substrate. I have applied standard image proccessing to measure the area of the pores (a) and the area of the beads (A), then I drew the a/A versus time function. I have investigated the relationship between the pore size and the size of the he- mispheres. Heat treatments were performed on Ag/Pd samples at 430, 450 and 470℃ in reducing gas for 10, 20, 30, 60, 120 and 180 minutes. Nakajima, ISBN 970-953-307-318-7 (2011).8 followed again by the same method I mentioned above for the Ag/Au sys- tem. I have investigated the changes in the pore size in time, the relationship between the pore size and the size of the hemispheres and also the relation between the pore size and the Ag concentration of the hemispheres. New scientific results

  1. According to the TEM images I have observed that after the heat treatments the layer structure remained, the CoSi layer grew mainly at the expense of the Co layer. From the 23 measurements performed, the calculated kinetic exponents for multilayered as well as bi- and trilayered samples were all different from the Fickian parabolic 0,5 and they fell between 0,8 and 1, so they were closer to the linear kinetics. In these systems I observed linear diffusion kinetics in the beginning of the formation and growth of the new phase [P1, PR1].
  2. In Ag/Au and Ag/Pd systems there is a difference in mobility between the components that in closed geometry can lead to pore formation due Kirkendall-effect, if the faster component is placed in the core. My new scientific results in Ag/Au system are [P2, P3]: A) I observed porosity formation in Ag/Au system at both tempe- ratures. The pores had grown fast in the beginning of the heat treatment then they have reached their maximum size (by 20-30 minutes) and started to shrink. At 470℃ after 180 minutes the pores disappeared completely from the system. I was the first who was able to observe pores growing and shrinking at the same temperature in a system where a chemical reaction did not take place, porosity formation has happened due „pure” Kirkendall- effect. B) The a/A(t) function was in good agreement with the theoratically calculated and simulated function, the functions had an obvious maxima that fell approximately at the same place. It was possible to separate a fast so called growth and a much slower shrinking period on the curves. In my experiments, I was the first who9 was able to show that in agreement with the theoretical calcula- tions the pores grew and shrank at the same temperature. I have explained this phenomena with the small difference between the intrinsic diffusion coefficients.
  3. My new scientific results in Ag/Pd system are [P4]: A) I have observed that pores were formed and shrinked in Ag/Pd hemispherical system at all the three temperatures. The a/A(t) functions, so as the Rp/Re(t) functions (where Rp is the effective radius of the pore that have been calculated from the measured pore area, Re is the effective external radius of the bead that have been calculated from the bead area) had obvious maxima, the „crossover time” (tcr) was determined. I have observed that the a/A(t) and the Rp/Re(t) functions were in good agreement with the theoretical calculations, but the maxima were not at the same annealing time, so that the crossover time happened to be different as well. By decreasing the temperature tcr shifts to the right on the time scale (to longer times). The crossover time – according to its definition– could be estimated as the quotient of the shrinkage and the growth time of the pores tcr ∼ tshr tg ∼ DA DB · Re, (3) so that if Re has been constant, then tcr only depended on the quotient of the diffusion coefficients (DA/DB). Since in Ag/Pd system DA ≫ DB, QB > QA, so tcr depended on 1/T exponen- tially: tcr ∼ exp [(QB − QA)/(kT)]. (4) In this case increasing the temperature tcr must decrease. This explaines the shift of the maxima that I observed moreover sup- ports the theory that the growth period of the pores is influenced by the faster diffusion coefficient while the shrinking period is controlled by the slower one.10 B) I have showed that the pore radius Rp (and the pore area, a) linearly depended on the initial particle radius R0 (and area, A), the slope of this linear function increased by increasing the tem- perature. C) Two sets with different Ag concentration were heat treated at 470℃ for the same times and I observed that the Rp(R0) (and the a(A)) was a linear function. The slope of this linear function depended on the concentration of the core element (cAg), the slope increased by increasing cAg. It is in good agreement with the theorethical calculations.
